If you signed in with your Apple ID with your account, then you simply removed hers. The "Merge" you saw is likely the one you would have received when logging in with your account and it asking if you wanted to merge the data on the iPad to your own iCloud data.
You can resolve that by restoring the iPad to factory settings, and setting it up again with your daughter's Apple ID, instead of yours.
With that done, you can delete any of your daughter's content from your devices and iCloud account, and it should not affect her account.

As long as your Apple ID is not signed in on her iPad, yes, you can delete your photos and other content from it and it should not affect your account or other devices.

What activity exactly? You can setup Parental Restrictions / Screen Time, and can setup app limits and down time.

With ScreenTime you can disable Account changes so that her current account cannot be signed out and other accounts cannot be signed in. Settings->Screen Time->Content & Privacy Restrictions->Allow Changes->Account Changes->Don't Allow,
Make sure you create a good Screen Time passcode so the Screen Time settings cannot be changed without it.
